Increased throughput for underfilling

Asymtek’s Axiom X-1020 focuses on dispensing for increased throughput of underfilling large die (>10mm square) which require longer flow-out time. Flow-out is the time underfill fluid needs to spread out under a die. The X-1020-HO increases equipment utilization to mask flow-out time and achieve high-speed, high-throughput production. Throughput is increased in two ways: by jetting the underfill fluid, and by processing 4 to 7-times more parts – in standard carriers and magazines – than in a conventional system. The X-1020-HO combines with a novel conveyor module. The platform consists of the Axiom, DispenseJet DJ-9000 and loaders/unloaders. The conveyor contains heating stations for pre-dispense, dispense, and post-dispense thermal management. The system processes either single or multiple carriers, automatically sensing what is loaded inside. With the use of standard equipment, there is no loss of factory standardization and no need for additional operator training. Throughput is immediately increased with minimal impact to the cost. Jetting underfill avoids problems common with needle dispensing, such as bent needles, chipped die, dripping and excess fluid left on the needle. The DJ-9000 jets close to the die edge, shooting a fluid stream as small as 100µm wide, and producing wet-out areas as small as 250µm. Jetting has been shown to reduce the number of passes required, further increasing speed. Jetting alone can increase throughput when compared to traditional needle dispensing.
