Using aluminium coated gold wires offers many advantages for some products, such as sensors for automotive applications. It allows to use the advantages of the chemical stability of gold wire bonds without having to expose the component to temperatures of 150 °C. Heating complex plastic packages is exceedingly complicated and requires multiple-stage heating systems, often combined with heated air jet systems to avoid overheating the plastic. Until recently the relatively short life time of the bonding wedges limited the advantages of using coated wires significantly. Especially when using fine wires the bond tools had to be exchanged after only a few hundred bonds. After in-depth analysis of bond tool vibration and the mechanisms of bond formation F&K Delvotec has succeeded in a joint project with the leading users of this technology to make over 100,000 bonds without having to change the bond tool. This life time is comparable to conventional wedge bonding of aluminium or gold wire and makes this technology far more attractive for a wide commercial use.
