T-mate, a phase-change material from Thermagon, adheres only to the heat-spreading device, while separating cleanly and easily from the compo-nent when rework is needed. It consists of one non-sticksurface of malleable metal al-loy, combined with phase-change material. This design yields low thermal resistance (0.12K-in2/W at 20 psi for 5 mil material). T-mate can be applied at room temperature, requiring no preheating of the component. When heated to 70°C, and under pressure of 5 psi, T-mate flows to fill any surface irregularities, without exhibiting excessive flow characteristics. The result is a neat, clean bond line with no excessive squeeze-out. The smooth metal alloy surface allows the heat sink to separate from the device cleanly and easily with no residue left. The other surface is tacky, allowing easy attachment to the heat-spread-ing device. The material can be obtained in roll, sheet or die-cut form, and in thicknesses of 5 (0.125mm), 10 (0.25mm) and 20 mil (0.5mm).
