Sericut starts with the production of single-sided PCBs based on aluminum. Qualified are Bergquist, Ther-magon and the Mitsui material Denka Hitte plate. In addition, the Swiss Microdul has qualified the surface for Al-wire bonding, applying an aluminum wire of 32µm in diameter. Bond-pull trial showed a force in minimum of 103, on the average 129 and to a maximum of 149Nm. For this evaluation, material with thicknesses of 1.6 and 2.0mm with 35µm copper plating was used. The PCB material is also available with 70 and 105µm copper plating.
